He didn't want to be saved. Even if he had, being saved doesn't mean not being punished. He was saved from being controlled and taken over by someone else. Izuku set him free from that. But the truth is Shigaraki by himself was a villain. You can blame All for One, but the fact is, Shigaraki made his choices. He could have escaped All for One if he'd tried, found a different path. But he didn't. He didn't care who or what he hurt. It didn't matter to him. By the end, dying was mercy because it let him simply leave everything behind and rest without any more conflict or complications. Besides, they never would be able to truly hold Shigaraki in prison. He'd get out and kill more people. This ended up being the only way.
